金刚石/铝复合材料导热预测模型的研究进展

    Research Progress of Thermal Conductivity Prediction Model of Diamond/Al Composites

    • 摘要: 金刚石/铝复合材料由于其热物理性能卓越已然成为新一代电子封装材料的研究热点,然而,其性能实际上却由于诸多因素限制而难以达到理论预期。导热模型是一种根据复合材料基本参数预测复合材料热导率性能的手段,是指导复合材料性能提升的重要途径。主要阐述了当前常见的导热模型,并总结各模型的优缺点与适用性,以此来指导复合材料导热性能的设计。

       

      Abstract: Diamond/Al composites have become a research hotspot of thermal management materials due to its excellent thermal physical properties. However, in fact, its properties are difficult to achieve the theoretical expectations due to many factors. Heat transfer models are means to predict the thermal conductivity of composites according to the basic parameters of composite materials, and it is an important way to guide the improvement of composite properties. The current common heat conduction models were mainly expounded, and the advantages and disadvantages and applicability of each model are summarized, so as to guide the design of thermal conductivity of the composites.
